Transistor BDV65C

The Transistor BDV65C is an NPN silicon power Darlington transistor in a SOT-93 (TO-218) plastic package. It is the highest-voltage part of the BDV65 series, rated for 120 V, and its very high current gain lets a small base current from a driver stage or microcontroller switch heavy loads such as motors, solenoids and lamps. It is also used in linear power supplies and audio amplifiers together with its PNP complement, the BDV64C.

Tip: A Darlington drops around 2 V between collector and emitter when fully on, so it gets hot at high current: mount it on a heatsink, and use an insulating pad if the heatsink is shared with other parts, because the tab is connected to the collector. Add a flyback diode across motors and coils.
